In TIM dispensing process, strict control and recording are maintained for parameters such as the proportion of AB glue, weight of the adhesive, coverage area, and dimensions of the adhesive shape to ensure that each area is adequately filled with adhesive and free of bubbles.
The main component of TIM is high-hardness metal powder particles, demanding high wear resistance, stability, and lifespan from the dispensing equipment. Ensuring uniform coating and efficiency of high-viscosity thermal grease will also be a challenge.
